چکیده

We report picosecond ultrasonic measurements of phonon attenuation in a 56 μm thick Si wafer coated with a 25 nm Al film. The measurements are of interest for picosecond ultrasonic imaging schemes, and for investigations of nanoscale heat transport. An ultrafast laser was used to perform the pump-probe experiment. A probe delay stage with a range of several nanoseconds allowed detection of coherent acoustic phonon (picosecond ultrasonic) pulses that had travelled one or two round trips through the Si. By comparing the signals from the first phonon pulse to the second phonon pulse we measured the attenuation of longitudinal acoustic phonons as a function of frequency (30GHz-90GHz) and temperature (100K-300K). We find that the frequency dependence at 100K is reduced compared with the frequency dependence at higher temperatures.

Noninvasive picosecond ultrasonic detection of ultrathin interfacial layers: CFx at the Al/Si interface

A picosecond ultrasonics technique has been used to detect interfacial fluorocarbon (CF,) layers as thin as 0.5 nm between aluminum and silicon. The presence of the CF, material reduces acoustic damping and heat loss from the Al film into the Si substrate. This provides a means for noninvasive identification of organic/polymeric contaminants at the buried interface and potentially for character...

Impact of Silicon Wafer Orientation on the Performance of Metal Source/Drain MOSFET in Nanoscale Regime: a Numerical Study

A comprehensive study of Schottky barrier MOSFET (SBMOSFET) scaling issue is performed to determine the role of wafer orientation and structural parameters on the performance of this device within Non-equilibrium Green's Function formalism. Quantum confinement increases the effective Schottky barrier height (SBH). (100) orientation provides lower effective Schottky barrier height in compa...

Gouy phase shift of single-cycle picosecond acoustic pulses

Ultrafast laser pulses are used to generate single-cycle picosecond acoustic pulses in thin metal films on silicon. For small initial excitation spot sizes, propagation of the acoustic pulses across a 485-mm Si crystal leads to significant diffraction effects. The temporal reshaping of the acoustic wave form due to diffraction is investigated, and we demonstrate that the acoustic far field can ...

In situ Simultaneous Measurement of Temperature and Thin Film Thickness with Ultrasonic Techniques

A novel technique to measure in situ, simultaneously, temperature and thin film thickness during semiconductor processing is described in this paper. The measurement technique is based on the principle propagating in a silicon wafer is a function of both the that the velocity of an ultrasonic Lamb wave wafer temperature and the thin film coating on the wafer surface. We are able to btain the pr...
